This application note discusses the purpose of reliability testing on wide bandgap semiconductor devices such as silicon carbide (SiC) and gallium nitride (GaN) and the test equipment needed for successful testing. Specifics are given on using Keithley’s KickStart Software to set up the equipment to stress and monitor the devices during the reliability testing.
